Ok so I'm a bit rusty on the CMOS stuff, but let me try:

1) the GOX thickness is the basic problem because there are almos not spare place for atoms in there.
2) the gate with and GOX thickness has to have some kind of ratio. Don't remember why. to get enough charge in the channel to move around perhaps?'
3) we are now at the minimum possible GOX thickness which means also at the minimum gate with. So to continue density scaling we make the gate wider by building in 3D.
4) what is the consequences of being limited on gate width and GOX thickness. Su re we can continnue density scaling with3D, but what with power scaling? Density helps cost, power helps performance. Are we at a brick wall for performance with FETs here?
