Shekhar is a good guy. He's always willing to explain a few things. I chatted with him for a couple hours in 1999 at the inaugural Coolchips conference. He was quite adament about why (Intel) not going with SOI was the right decision then. I don't know if his opinion on the topic has changed or not.

As to leakage, yes, that looks to be the big problem. I was given a rule of thumb to use about 5 years ago. That rule of thumb is that for each 60 mV of Vt you give up, you lose an order of magnitude between Ion and Ioff. So you can keep on dropping Vt, and that allows you to keep on lowering Vcc, but the transistors become leakier still. We're already down to 6~7 orders of magnitude between Ion and Ioff, so dropping Vt isn't a very palatable thing. Vcc just can't drop a whole lot lower.
